Skills - Sr. Thermal Engineer / Staff Packaging Engineer
Location - San Jose, CA
Responsibilities:
Develop thermal cooling strategies for high-performance ASICs.
Address all thermal design-related issues across various projects.
Perform complete thermal analysis and design using Icepak or similar tools.
Conduct engineering tests to verify designs and correlate with computational results.
Support thermal analysis requests from hardware, product management, and cross-functional teams with calculations or detailed simulation results.
Develop advanced packaging technologies (SMT, solder ball attach, etc.) roadmap for networking products, with a preference for photonics integration.
Perform package design for custom Si with single-chip/multi-chip and SiP packaging, ensuring good manufacturing at ODM.
Participate early in Si/package/PCB/system co-design and ODM SMT manufacturing, providing feedback on manufacturability.
Collaborate with internal Si, architecture, and system teams, as well as external partners, ODM, design houses, and OSAT companies.
Conduct design analysis and scenarios for novel packaging technologies, including liquid cooling and mechanical design of robust package substrates.
Draft SMT assembly and advanced packaging technology definition documentation, understanding PCB and SMT assembly processes, FMEAs, and quality metrics.
Qualifications:
BS in Materials Science, Mechanical Engineering, or equivalent industry experience.
3-5 years of direct professional experience in thermal design and analysis of electronic appliances using Icepak, FloTHERM, SmartCFD, etc.
Experience with high power SOC liquid cooling design and analysis, including open loop/closed loop systems.
Proficiency in numerical modeling (CFD and FEA), including convergence, discretization, and meshing.
Knowledge of electronic cooling challenges in data center environments and heat transfer modes (conduction, convection, radiation).
Expertise in thermal airflow testing, mechanical validation, and environmental testing.
10+ years of experience in advanced packaging with surface mount technology and assembly process development and manufacturing.
Proven track record of taking products from concept to production, developing manufacturing specifications, qualifying vendors, and improving efficiencies.
Effective communication skills and experience working with cross-functional teams
